Research on the modulation response of semiconductor lasers with the small-signal approximation of rate equations

Abstract:

The rate equations are theory tools of studying the transient process of semiconductor lasers. Under the arbitrary intensity modulation,the rate equations are solved by using the small-signal approximation in order to analyze some properties of modulation response. We get the real and analytic solutions of the rate equations in those circumstances. And we gave a specific example in which the modulation signal is a rectangular pulse current. We analyzed some properties of the modulation response by the real and analytic solutions. The rigorous conditions of accuracy of the small-signal approximation are studied and obtained. The approximate expressions of those rigorous conditions in some circumstances are obtained by the parameter of some semiconductor lasers.
